摘要
A comprehensive model for the calculation of the threshold current of separate‐confinementheterostructure multiquantum‐well self‐aligned‐stripe (SCH‐MQW‐SAS) GaAs/AlGaAs injection lasers is presented, which takes into account lateral effects. The model is applied to study the influence of laser length and channel width on the threshold current. In addition, the transition from index to gain guiding is investigated. The behaviour of the threshold current is found to be sensitively dependent on the number of quantum wells. Copyright © 1990 WILEY‐VCH Verlag GmbH & Co. KGaA
