IMPURITY INTERACTION AND THE DONOR-ACCEPTOR RECOMBINATION IN SEMICONDUCTORS

摘要：

The energy spectrum and the recombination rate of a system consisting of a donor-acceptor pair and a neutral donor is computed. For a model- system of n-GaAs it is shown that both the recombination rate and the energy of the emitted photon are very sensitive to the presence of an additional donor centre. The present results provide further support that in the case of shallow impurities the isolated-pair model of the (D, A) recombination is, in general, inadequate. © 1979.
