摘要
There is interest in the development of heterodyne receivers for submillimeter wavelengths, particularly for space-based remote sensing of the Earth's upper atmosphere. These receivers require solid-state local oscillator sources. This article considers the fundamental design tradeoff that limits the cutoff frequency of varactor diodes. Recent results demonstrate a maximum cutoff frequency of 5 THz, and significant power to frequencies as high as 640 GHz.
