INTRASUBBAND SCATTERING BY INTERFACE AND GUIDED LO PHONONS IN QUANTUM-WELLS

摘要
Electron intrasubband transitions involving the emission of LO phonons are considered for the ground state of GaAs/Ga0.7Al0.3As quantum wells. The model used to detemine the guided and interface LO modes for this system is outlined. It is found that the transition rates depend strongly on the width of the well and the interface mode emission dominates guided mode emission for intrasubband transitions. Comparisons are made with other theoretical models and experimental results. © 1991.
