MAGNETOLUMINESCENCE STUDY OF MANY-BODY EFFECTS IN HOMOGENEOUS QUASI-2-DIMENSIONAL ELECTRON-HOLE PLASMA IN UNDOPED INXGA1-XAS/INP SINGLE QUANTUM-WELLS

摘要
The photoluminescence of a highly homogeneous quasi-two-dimensional electron-hole plasma in undoped lattice-matched In1-xGaxAs/InP quantum wells has been investigated up to densities of 4 X 10(12) cm-2 under magnetic fields H less-than-or-equal-to 10 T. The band-gap renormalization due to many-body interactions is found to be significantly larger for the n(z) = 1 than the n(z) = 2 subbands. We observe an energy-dependent renormalization of the reduced effective mass for carrier concentrations in the (1-4) X 10(12) cm-2 range. The renormalization is approximately 10% near the band bottom for a kinetic energy approximately 50 meV while it reaches 25% in the intermediate range. This variation is attributed to the influence of the light-hole-heavy-hole subband-splitting renormalization.
