摘要：

以ＰＳｐｉｃｅ通用电路仿真软件中的器件模型为基础，采用复合模型原理建立起快速ＩＧＢＴ模型，并对其动态特性和稳态特性进行了仿真，其结果与实验结果相当一致。文中给出了该模型的参数灵敏度分析结果；讨论了复合模型的正确性。
