Temperature-dependent study of optical gain in (Zn,Cd)Se/ZnSe multiple-quantum-well structures

The role of excitons in the laser action of ternary II-VI quantum wells is investigated. As a consequence of an increased stability due to localization on alloy disorder, bi-excitons are dominant up to temperatures clearly above 100 K. Steady-state pump-probe measurements reveal a bi-excitonic gain as large as 2.5x10(4) cm(-1). Above 200 K, the threshold density grows steeply and the laser emission turns into electron-hole plasma recombination. (C) 1996 American Institute of Physics.
