摘要
Pulsed, singlemode operation of distributed feedback quantum cascade lasers is reported at three wavelengths (83.0, 84.2, 87.7 mu m). At 84.2 mu m, peak optical powers of 6 rnW are obtained (at 10 K) and the device showed singlemode behaviour for the entire temperature range (10-60 K), and at all power levels.
