COUPLED-MODE HOT-ELECTRON RELAXATION AND THE HOT-PHONON EFFECT IN POLAR SEMICONDUCTORS

摘要
Electron-density fluctuations and LO-phonons in polar semiconductors form coupled modes(CM). The relaxation of hot carriers occur via these coupled modes. A derivation of the key formulae for the energy loss rate of hot electrons relaxing via LO-phonon emission with coupled-mode formation is presented. Previous results[3] are recovered; and new microscopic formulae for the relaxation of coupled-mode-LO-phonons to acoustic- phonons are also given. The extended formulae given here are needed to treat hot-phonon effects and agree well with available experimental data.
