THE ROLE OF INELASTIC-SCATTERING IN RESONANT TUNNELING HETEROSTRUCTURES

The non-equilibrium Keldysh formalism is used to analyse the role of the electron-phonon interaction in the transport properties of double-barrier heterostructures and microchannels in semiconductors. Elastic and inelastic contributions to the total current intensity are introduced and analysed as a function of the electron-phonon coupling; the elastic and inelastic intensities are related to the electronic spectrum and to the multiphonon excitations. The results obtained for the different mesoscopic systems considered compare well with the experimental evidence. The Keldysh formalism is shown to be very suitable to analyse many-body effects in mesoscopic systems.
