MODULATION OF PHASED-ARRAY SEMICONDUCTOR-LASERS AT K-BAND FREQUENCIES

Phased-array semiconductor lasers have been observed to self-modulate during CW operation at frequencies in the K band (12.5-40 GHz), considerably beyond the relaxation oscillation frequency. Coupling among the emitters has been identified as the mechanism for this behavior. In this paper, we use a simple model of a twin-emitter semiconductor laser phased-array to explore the possibility of driving emitter interactions by modulating the injection current to the emitters. Modulating the emitters out of phase with each other is shown to be essential to effective modulation beyond the relaxation oscillation frequency, opening new possibilities for high-speed optical communications and other applications. Some aspects of array design are discussed.
