EFFECT OF INTERFACE ROUGHNESS ON NONLINEAR VERTICAL TRANSPORT IN GAAS ALAS SUPERLATTICES

摘要
We study the effect of interface roughness on non-linear vertical transport in GaAs/AlAs superlattices by means of Boltzmann equation. The transition probabilities between extended states are calculated by using the Fermi golden rule and a Gaussian autocorrelation function for the interface disorder. We compare the results obtained for the drift velocity with experiment.
