摘要
Photoresponse spectra of Pt-CdInGaS//4-In surface-barrier structures in the photovoltaic regime, their current-voltage characteristics and their temperature dependences have been investigated. Exponentially distributed electron traps are shown to be present in the CdInGaS//4 crystals, with a total concentration of 2 multiplied by 10**1**7 cm** minus **3. For these crystals the energy gap was found to be E//g equals 2. 88 eV with a conduction band density of states equal to N//c equals 6 multiplied by 10**1**9 cm** minus **3 and a refractive index in the transparence region equal to n equals 2. 5.
