We have carried out ab initio electronic structure calculations based on the local density approximation for N doped, and N and Nb codoped SrTiO3 using a full-potential linearized augmented plane wave method, N impurities form shallow acceptor levels by codoping with Nb donors. It was found that codoping with N acceptors and Nb donors in the ratio of 2 : 1 was suitable for the fabrication of low-resistivity p-type SrTiO3. Moreover, we suggest an experimental method appropriate for achieving N and Nb codoping.
