CHARACTERIZATION OF 100-MM DIAMETER CDZNTE SINGLE-CRYSTALS GROWN BY THE VERTICAL GRADIENT FREEZING METHOD

摘要
100 mm diameter single crystals with a length of 60 mm have been reproducibly grown by the vertical gradient freezing method. These single crystals were grown in the [111] direction and were free of any twins and grain boundaries. The average etch pit density using Nakagawa etching was (4-6) x 10(4) cm(-2) in the whole ingot. Rocking curves using a five-crystal X-ray diffractometer showed that the full widths at half maximum were in the range of 8-13 are sec. Electrical resistivities at room temperature were 30-37 Omega . cm. The present single crystals are the largest ever reported so far which have a satisfactory quality.
