摘要
An integrated MQW electroabsorption modulator/DFB laser module that operates at 2V was developed. It offers a 22dB extinction ratio and 15GHz bandwidth. 100km transmission experiments at 20Gbit/s are carried out using a prototype module. To the best of the authors' knowledge, this is the first report where 20Gbit/s transmission has been achieved with a monolithically integrated light source.
