PHONON-SCATTERING IN CHROMIUM DOPED INDIUM-PHOSPHIDE

The low temperature thermal conductivity of undoped and chromium-doped InP was measured between 1. 3 and 300 K; the experimental results were analyzed according to two models, Holland's model is convenient for high purity InP and in a wide temperature range. Callaway's model, limited to temperatures below 100 K, allows one to characterize two resonant phonon absorptions at 2 K and 7. 5 K in Cr-doped materials. The low temperature resonance is described by a relaxation time which takes into account random strains. According to existing theories, these resonances are ascribed to substitutional Cr**3** plus ion.
