摘要
Current interest in digital optical computing has produced a need for bistable optical devices capable of being adapted to simple logic circuits. Ideally, such devices need to be suitable for optoelectronic integration and exhibit a high contrast ratio. The double heterostructure optoelectronic switch (DOES) was previously demonstrated as a surface emitting LED and has potential applications in this area. In this letter, we report the first implementation of buried heterostructure DOES, which incorporates the principles of graded index, single quantum well laser. When biased into the on-state, continuous operation and a small signal optical bandwidth of 1.5 GHz, were obtained, This is consistent with the bond pad side employed. © 1990 IEEE
