摘要
We report the electrical behaviour of GaSe single crystal doped with Sn, having an electrical resistivity equal to (108÷109) Ω cm. The I-V characteristic in a controlled current circuit, parallel to the c-axis, shows a negative resistance. Electroluminescent emission starts below the onset of negative resistance. We also observed spontaneous current oscillations when a constant voltage is applied. The observed frequency varies between 2 and 20 kHz. Lampert's theory seems to explain these experimental features. © 1969 Società Italiana di Fisica.
