摘要
We have studied experimentally and theoretically the influence of far infrared (FIR) radiation on the tunnel current of double barrier resonant tunneling structures. For coherent tunneling a theoretical FIR response (DELTA-J(F)) which depends on the radiation energy is obtained while, when scattering is introduced (sequential tunneling) the dependence on the radiation energy of DELTA-J(F) is destroyed. Since the measured FIR response does not show a radiation energy dependence it appears that tunneling is sequential for our samples. On this basis an upper limit for the scattering time in the well is obtained.
