ISOTOPE SHIFTS IN GROUND-STATE OF SHALLOW, HYDROGENIC CENTERS IN PURE GERMANIUM

Large isotope shifts in the ground state of an acceptor A2 (Eval+11.31 meV) and a donor D (Econd-12.34 meV) have been observed for the first time with photoelectric spectroscopy in pure germanium. The shifts (EA2=+21 3 eV; ED=-51 3 eV) occur in germanium crystals grown in deuterium instead of hydrogen. A2 and D are observed at concentrations < 4×1011 cm-3. The isotope shift is a direct proof that the centers A2 and D contain hydrogen. © 1978 The American Physical Society.
