摘要
For the first time, a fibre-pigtailed OEIC module, composed of a pill photodetector and an InP/InGaAs HBT-based amplifier, has been operated at speeds up to 15 Gbit/s. With a measured sensitivity of -17.3dBm at a bit error rate of 10(-9), MOVPE growth is demonstrated to be suitable for high performance HBT-based OEICs.
