PICOSECOND PHOTOMODULATION SPECTRA OF A-SI-H IN THE SMALL-SIGNAL LIMIT

摘要
Picosecond photomodulation spectra of a-Si: H have been measured in the spectral range of 1.40 to 2.1 eV and time range of 5 ps to 3 ns for low photocarrier densities (congruent-to 10(17) cm-3). The spectra peak at the absorption edge and decrease exponentially on both sides. It is shown that the previously proposed models for the picosecond transients cannot explain the observed spectra and a new interpretation is proposed and compared with the data. It is based on the electroabsorption effect associated with internal electric fields generated by trapped photocarriers.
