摘要
Lutetium and thulium bisphthalocyanines (Pc2Lu and Pc2Tm) are intrinsic and extrinsic molecular semiconductors, respectively. They have been used for fabricating thin-film field-effect transistors. Purely inorganic materials have been used as insulating layers, the best results are obtained with Si3N4 sputtered on oxidized silicium wafers. Both n-type and p-type majority carriers are effective depending upon the ambient atmosphere. © 1990.
