STUDIES OF ATOMIC CORRELATIONS IN QUATERNARY SEMICONDUCTOR ALLOYS USING THE EXTENDED X-RAY ABSORPTION FINE-STRUCTURE TECHNIQUE

摘要
The local structure of a III-V quaternary alloy, Ga(x)In(1-x)As(y)Sb1-y, has been determined using the EXAFS technique. Our measurements show a consistent deviation of nearest-neighbor occupation from randomness with Ga-As pairs being clearly preferred over In-As pairs. The near-neighbor distances were found to be nearly constant. in agreement with other studies.
