Current versus time transients obtained by cathodic potential pulses, during nickel electrodeposition on n-GaAs single crystals, present an unusual, shape. The two maxima of the cathodic current are interpreted by a Stranski-Krastanov mechanism. TEM and RHEED observations of the nickel electrodeposits show the occurence of a two steps 2D/3D epitaxial growth with a multiple positioning of nuclei inducing the formation of specific twin arrangements.
