ENERGY-BAND RENORMALIZATION AND ENERGY-RELAXATION DYNAMICS OF THE X(6)-SATELLITE AND X(7)-SATELLITE VALLEYS IN GAAS

摘要
Using femtosecond UV-pump-IR-probe absorption spectroscopy, energy-band renormalization of the X6 and X7 satellite conduction-band valleys and energy relaxation of electrons in the X6 and X7 valleys by intervalley scattering, X6<->GAMMA and X7<->GAMMA, as a function of photoexcited electron density, were observed in GaAs. The measured energy renormalization and its density dependence are compared with theory. It is determined that X7-->GAMMA intervalley scattering is faster than X6-->GAMMA intervalley scattering.
