Optical properties of (ZnSe)m(ZnTe)n (m, n = 1-4) strained layer superlattices (SLSs) prepared by atomic layer epitaxy using molecular beam epitaxy were investigated by photoluminescence (PL) measurements. PL spectra in the visible region were observed from (ZnSe)m(ZnTe)n SLSs. (ZnSe)1(ZnTe)1 monolayer superlattices showed green-yellow PL emission even at room temperature. In order to examine the emission mechanism in this semiconductor system, the temperature dependence of the PL spectra was studied. It is proposed that the emission is due to the recombination of excitons bound at Te clusters. © 1989.
