摘要
To overcome the constraints imposed by lattice mismatch on the design of ternary laser structures asymmetric and pseudomorphic waveguides are proposed. The latter structures are shown to give high luminescence efficiency indicative for a low defect density and a high differential quantum efficiency. The measured far-field patterns agree well with theoretical predictions. Several possibilities to reduce carrier leakage out of the active zone are reviewed and investigated by computer simulations. Gain measurements based on the modulation depth of the Fabry-Perot modes are also presented.
